    We have concurrently developed both the ultra-thin wafer slicing technique and the cell fabrication process suitable for ultra-thin wafer to realize high efficiency and low cost crystalline Si solar cell.<br />
    Komatsu NTC has been undertaking a challenge to improve the MWS slicing and succeeded to strike a balance between 100 um thick wafer and 100 um kerf-loss at July 2012. The yield was secured about 95%. This result shows this slicing technique can be adopted to mass production.<br />
    Meiji University and TTI have developed PERC solar cell using thermal SiO2/APCVD SiO2 passivation in collaboration with MITSUBOSHI DIAMOND and NORITAKE.<br />
    By integration of our development results, we fabricated PERC solar cells using ultra-thin wafer, whose thickness was 105 um after slicing and 88 um after texturing, and confirmed that the cell efficiency of ultra-thin PERC was almost equal to normal thick cell.<br />
    This result proves the feasibility of our developed ultra-thin PERC to realize high efficiency and low cost.

    We have developed novel Ag and Cu pastes suitable for n-type bifacial PERT (Passivated Emitter and Rear Totally-diffused) cell. Newly developed NAMICS Ag paste can prevent Ag/Al spikes and contact boron emitter with low contact resistance. According to SEM measurements of the interface between Ag finger and Si substrate, any signs of penetration of the Ag paste to boron emitter are not observed. Additionally, low temperature curing Cu paste has been also developed and applied to both front and rear busbars. As a result, the cell efficiency of our n-type bifacial PERT solar cell composed of Ag fingers and Cu busbars achieved 20.8 % (Jsc 40.8 mA/cm2, Voc 0.661 V, F.F. 0.771).

    A simulation of interdigitated back-contact silicon heterojunction (IBC-SHJ) solar cells was performed using a quantum transport model to consider the quantum effect at the crystalline/amorphous (c/a) heterojunction interface. It was found that the impact of the quantum effect on the open-circuit voltage is comparable to that of the interface defect density at the c/a interface, indicating the importance of implementation of the quantum model. The optimal back-contact design was also discussed from the viewpoint of mass production, in which the design rule is relaxed. The degradation of the conversion efficiency by widening the gap between the p- and n-aSi:H layers can be compensated by improving passivation quality at the c/a interface.     We investigated to apply thermal SiO2/APCVD SiO2/PECVD SiNx stacking layer to the rear surface passivation of PERC. After rough optimization of process conditions of LCO and firing steps, the cell efficiency reached 19.3% and it was 1.1% absolute higher than that of the conventional cell. The results of CV measurements suggest that the hydrogen released from the PECVD SiNx during the firing reduces Dit and the deposition of SiO2 by APCVD is effective to reduce Qf. By combining these two effects, both Dit and Qf of the thermal SiO2/APCVD SiO2/PECVD SiNx stacking layer are largely reduced. Therefore, the thermal SiO2/APCVD SiO2/PECVD SiNx stacking layer is suitable for rear surface passivation of PERC.

    The current NEDOs R&amp;D project named as Ultimate Wafer based Si Solar Cells is based on the consortium in cooperation with industry, government and academia for development of crystalline Si solar cell. In addition, the pilot production line was constructed as the industrial development platform. Utilizing these frameworks, we have been concurrently developing several technologies all along the value chain to realize high efficiency and low cost crystalline Si solar cell. As a result of this project, we were able to confirm the feasibility of the NEDOs LCOE target, that is, JPY14 kWh.

    An energy conversion efficiency of 25.1% was achieved in heterojunction back contact (HBC) structure Si solar cell utilizing back contact technology and an amorphous silicon thin-film technology. A new patterning process was established, and it was applied to the fabrication process of HBC cells. In addition, the unique technology of the surface mount technology concept contributed to the superior performance of HBC cell. A short-circuit current density (J(sc)) and an open-circuit voltage (V-oc) were 41.7 mA/cm(2) and 736 mV, respectively. The high J(sc) as well as the high V-oc indicates the strength of HBC structure cell. Besides, a high fill factor of 0.82 was obtained, which shows that HBC structure cell does not have any fundamental critical losses caused from series resistance or shunt resistance. Such high values of I-V parameter means that the patterning process was properly performed.

    We have been concurrently developing several technologies to realize high efficiency and low cost crystalline Si solar cell all along the value chain as follows; (1) Seed-cast growth of large square mono Si using one small single seed crystal, (2) Slicing technique of 100 um thick wafer with 100 um kerf-loss, (3) Simplified PERL cell suitable for mass-production, and (4) Ag/Cu double screen printing metallization. As a result of our concurrent development all along value chain of crystalline Si solar cell, we confirmed the feasibility of the next generation crystalline Si solar cell fabrication process that satisfies some requirements, that is, high efficiency, low cost and high profitability on investment.

    After the golden age of Japanese PV manufacturers, Japanese company’s presence is weakening in recent years. But, the new efforts to encourage Japanese PV industry have begun. The one is the new NEDO’s R&amp;D project that is the consortium in cooperation with industry, government and academia for development of crystalline Si solar cell. In addition, the pilot production line was constructed as the industrial development platform that anyone can try new idea and evaluate new process. Utilizing these frameworks, we are developing the next generation crystalline Si solar cell. The following requirements should be needed for the next generation, that is, high efficiency (over 20% cell efficiency), low cost (lower than $0.5/W) and high profitability on investment. We are sure that the most promising cell structure should be MP-PERL or Bifacial PERT, so we are concentrating to develop these cell processes. Key technologies for 20% efficiency are already developed.

    We have concurrently developed both the ultra-thin wafer slicing technique and the cell fabrication process suitable for ultra-thin wafer to realize high efficiency and low cost crystalline Si solar cell.
    Komatsu NTC has been undertaking a challenge to improve the MWS slicing and succeeded to strike a balance between 100 um thick wafer and 100 um kerf-loss at July 2012. The yield was secured about 95%. This result shows this slicing technique can be adopted to mass production.
    Meiji University and TTI have developed PERC solar cell using thermal SiO2/APCVD SiO2 passivation in collaboration with MITSUBOSHI DIAMOND and NORITAKE.
    By integration of our development results, we fabricated PERC solar cells using ultra-thin wafer, whose thickness was 105 um after slicing and 88 um after texturing, and confirmed that the cell efficiency of ultra-thin PERC was almost equal to normal thick cell.
    This result proves the feasibility of our developed ultra-thin PERC to realize high efficiency and low cost.

    We have developed novel Ag and Cu pastes suitable for n-type bifacial PERT (Passivated Emitter and Rear Totally-diffused) cell. Newly developed NAMICS Ag paste can prevent Ag/Al spikes and contact boron emitter with low contact resistance. According to SEM measurements of the interface between Ag finger and Si substrate, any signs of penetration of the Ag paste to boron emitter are not observed. Additionally, low temperature curing Cu paste has been also developed and applied to both front and rear busbars. As a result, the cell efficiency of our n-type bifacial PERT solar cell composed of Ag fingers and Cu busbars achieved 20.8 % (Jsc 40.8 mA/cm2, Voc 0.661 V, F.F. 0.771).

    We investigated to apply thermal SiO2/APCVD SiO2/PECVD SiNx stacking layer to the rear surface passivation of PERC. After rough optimization of process conditions of LCO and firing steps, the cell efficiency reached 19.3% and it was 1.1% absolute higher than that of the conventional cell. The results of CV measurements suggest that the hydrogen released from the PECVD SiNx during the firing reduces Dit and the deposition of SiO2 by APCVD is effective to reduce Qf. By combining these two effects, both Dit and Qf of the thermal SiO2/APCVD SiO2/PECVD SiNx stacking layer are largely reduced. Therefore, the thermal SiO2/APCVD SiO2/PECVD SiNx stacking layer is suitable for rear surface passivation of PERC.

    The current NEDOs R&D project named as Ultimate Wafer based Si Solar Cells is based on the consortium in cooperation with industry, government and academia for development of crystalline Si solar cell. In addition, the pilot production line was constructed as the industrial development platform. Utilizing these frameworks, we have been concurrently developing several technologies all along the value chain to realize high efficiency and low cost crystalline Si solar cell. As a result of this project, we were able to confirm the feasibility of the NEDOs LCOE target, that is, JPY14 kWh.

    We have been concurrently developing several technologies to realize high efficiency and low cost crystalline Si solar cell all along the value chain as follows; (1) Seed-cast growth of large square mono Si using one small single seed crystal, (2) Slicing technique of 100 um thick wafer with 100 um kerf-loss, (3) Simplified PERL cell suitable for mass-production, and (4) Ag/Cu double screen printing metallization. As a result of our concurrent development all along value chain of crystalline Si solar cell, we confirmed the feasibility of the next generation crystalline Si solar cell fabrication process that satisfies some requirements, that is, high efficiency, low cost and high profitability on investment.

    We investigated a new high efficiency low cost bifacial cell based on n-type substrate using a new simplified inline ion doping system, the so called ion shower. We were able to successfully form the boron doping layer and control the sheet resistance of the doped layer by controlling the doping and annealing parameters. Furthermore, we fabricated a bifacial Passivated Emitter and Rear Totally diffused (PERT) cell using the ion shower doping system to form a boron emitter. At first, PV performances were relatively low and the bifaciality was higher than 1. This result suggested that the recombination on the P+ side was greater than on the N+ side. Therefore, we applied the Alignment Free-Selective Emitter (AF-SE) technique to our cell to reduce the recombination loss of the emitter. As a result, all parameters were improved, and especially the increase in Jsc on the P+ side was remarkable, with the bifaciality decreased to 0.987. This clearly shows the effectiveness of AF-SE. In conclusion, we confirmed the feasibility of newly proposed high efficiency low cost n-type bifacial cell fabrication process using an ion shower doping system.
